In the extraction of the parameters by the least-square method, the random constituent of the extraction error with the measurement error reduction and with the increase of the experimental data access size in a general case is restrictedly reduced. The methods for this error estimation and reduction have been considered.

A four-parameter static mathematical model of a field-effect transistor, continuous with all its derivatives, has been proposed. The specific feature of the model is the application of physical parameters effectively determined by the least-squares method.
